Abstract
Preferred embodiments of the invention include a thyristor core that is single biased by a source, such as a power source (or a portion thereof) that is being switched through the thyristors. An optically activated transistor that is preferably a minority carrier device is in series with the thyristor core. The thyristor core has an optically activated gate. The turn-off of the thyristor can be accelerated by the turn-on (conduction state) of a gate switch, which ensures a unity gain turn-off of the core thyristor.
Claims14
A single bias integrated thyristor, comprising:
- an optical thyristor core including three p-n junctions between an anode and cathode;
- an optically isolated transistor switched in series with one of said anode and said cathode and being biased by a single power bias source that powers the optically isolated transistor without any separate low voltage bias;
- a self or optically triggered gate switch biased by said single power bias source without any separate low voltage bias and connected to said integral optically isolated transistor connecting a load to a gate region to the optical thyristor core, wherein said self or optically triggered gate switch turns on a finite period after said optically isolated transistor turns off to initiate thyristor turn-off and ensure a unity gain turn-off of the thyristor;
- and
- an optically exposed gate region for receiving radiation.
A single bias integrated thyristor, comprising:
- a thyristor core with a pair of monolithically or hybrid integrated switches including an anode or cathode switch and a gate switch, wherein the anode or cathode switch is optically activated and the gate switch is electrically or optically activated;
- a conduction path through the core from an anode contact to a cathode contact;
- an optically exposed region in a layer that forms part of the conduction path, wherein the layer that forms part of the conduction path is electrically associated with the one of a cathode and anode region of the core and also the gate region;
- a laser for irradiating the exposed region with radiation that irradiates the layer in the conduction path with radiation wavelengths selected to bias the anode or cathode switch with sufficient radiation such that no separate electrical bias is required for the anode or cathode switch.
