Abstract
A field effect transistor (30) has an array of transistors (31) made up of bonding pads (45-47) and sub-arrays of transistors (41-43). The bonding pads (45-47) are distributed between the sub-arrays of transistors (41-43) to reduce the maximum temperature that any portion of the FET (30) is exposed to while the FET (30) is in a conducting state. A similar effect can be appreciated by adjusting the threshold voltage or pinch-off resistance of the transistors in a portion (101) of an array of transistors (95).
Claims10
A semiconductor device comprising a field effect transistor, the field effect transistor comprising:
- a first terminal, a second terminal and a third terminal;
- an array of transistors that each have two current electrodes and a control electrode, the array of transistors comprising multiple sub-arrays of transistors which are each positioned on a substrate and separated from each other by a predetermined spacing;
- and
- a plurality of conductive bonding pads, each connected to one of the first terminal, the second terminal and the third terminal and positioned between and among the multiple sub-arrays of transistors and positioned in non-peripheral portions of the substrate, the plurality of conductive bonding pads functioning as heatsinks to distribute energy dissipation across the substrate when the field effect transistor is in operation.
A semiconductor device comprising:
- an array of transistors having a plurality of sub-arrays of transistors, wherein each transistor in each sub-array of transistors has a first current carrying electrode, a second current carrying electrode and a control electrode;
- and
- a plurality of bonding pads positioned among the plurality of sub-arrays of transistors wherein a portion of the plurality of bonding pads is displaced from a periphery of the semiconductor device by being separated from the periphery of the semiconductor device by at least one of the plurality of sub-arrays of transistors, at least some of the plurality of bonding pads providing voltage to the array of transistors, the plurality of bonding pads functioning as heatsinks for distributing energy dissipation across the array of transistors.
