Systems and methods for detecting defects on a reticle are provided. The embodiments are particularly advantageous for noise suppression in array print check type reticle inspections. The embodiments reduce noise in inspection images by interpolating images of a wafer printed with a reticle when a pitch of patterned features in the images is not an integer of pixels in a detector of an inspection subsystem that generates the images. The systems and methods may also reduce noise by dynamic compensation of the images that are compared to each other to generate difference images. The embodiments further reduce noise by stacking difference images for multiple instances of a care area, detecting defects on the wafer in the stacked difference images, and then using the detected wafer defects to detect defects on the reticle. By reducing noise and particularly repeating noise, repeating defects on reticles can be detected with higher signal-to-noise ratios.
