A pedestal includes a support shaft and a body. The support shaft includes a supply channel that receives a process fluid. The body includes layers that receive the process fluid, distribute the process fluid across the body, and direct the process fluid from the pedestal at a substrate being processed. The body includes a distribution layer that includes a first plenum and channels. The channels extend radially from the supply channel to the first plenum and supply the process fluid from the supply channel to the first plenum. The body further includes a baffle layer and a cross-drill layer. The baffle layer includes first passages extending from the first plenum to a second plenum. The cross-drill layer includes second passages and the second plenum. The first plenum, the first passages, and the second plenum trap particles and/or increase flow rate uniformity of the process fluid to the second passages.
