Abstract
The polymer contains a repeat unit derived from a sulfonium salt monomer containing a sulfonium cation having a pentafluorosulfanyl group and an acid-unstable group having a tertiary/secondary ether structure, a tertiary/secondary carbonate structure, or an acetal structure and a fluorosulfonic acid anion having a polymerizable group as a polymer-bound acid generator. The sulfonium salt monomer having the following formula (A), wherein Z is a fluoroalkanesulfonic acid anion having a polymerizable group.
