Abstract
A defense method of a memory device according to an embodiment includes obtaining a plurality of defense types to refresh a row of a memory cell array that is subjected to an attack, determining respective operation times for the defense types, and performing a refresh operation for the row of the memory cell array by switching among the defense types based on the respective operation times that were determined.

An operation method of a memory device, comprising:
- determining a first defense type corresponding to a first row hammering attack type, and a second defense type corresponding to a second row hammering attack type;
- and
- performing a refresh operation for a memory cell array by switching between the first and second defense types.
An operation method of a memory device, comprising:
- performing a first refresh operation on a first number of memory cell rows based on a first defense type;
- and
- performing a second refresh operation on a second number of memory cell rows based on a second defense type.
A memory device comprising:
- a memory cell array including a plurality of memory cell arrays;
- a defense circuit configured to refresh a first number of memory cell rows included in the memory cell array based on a first defense type, and to refresh a second number of memory cell rows included in the memory cell array based on a second defense type.
