A barrier film including: an organic material layer including a single sub-layer or a plurality of sub-layers; and a metal oxide nanosheet layer including a plurality of metal oxide nanosheets; wherein at least one sub-layer of the organic material layer has a positive charge; and an electronic device includes the barrier film.

A barrier film comprising:
- an organic material layer comprising a single sub-layer or a plurality of sub-layers;
- and
- a metal oxide nanosheet layer comprising a plurality of metal oxide nanosheets,
- wherein at least one sub-layer of the organic material layer has a positive charge.

A method of preparing a barrier film, the method comprising:
- forming an organic material layer, wherein the organic material layer consists of a single sub-layer or a plurality of sub-layers;
- and
- forming a metal oxide nanosheet layer, wherein the metal oxide nanosheet layer consists of a plurality of metal oxide nanosheets,
- wherein at least one sub-layer of the organic material layer has a positive charge.
