Methods of making a semiconductor layer from nanocrystals are disclosed. A film of nanocrystals capped with a ligand can be deposited onto a substrate; and the nanocrystals can be irradiated with one or more pulses of light. The pulsed light can be used to substantially remove the ligands from the nanocrystals and leave the nanocrystals unsintered or sintered, thereby providing a semiconductor layer. Layered structures comprising these semiconductor layers with an electrode are also disclosed. Devices comprising such layered structures are also disclosed.
A method of making a semiconductor layer, comprising:
The method of any one of the previous claims, wherein the nanocrystals are selected from the group consisting of CuInSe2, CdTe, Cu(In,Ga)Se2 (CIGS), Cu(In,Ga)S2, Cu2ZnSnS4, Silicon, and combinations thereof.
The method of any one of the previous claims, wherein the ligand is an alkyl, alkenyl, alkynyl, or aryl amine, ester, thioester, ether, or thioether.
The method of any one of the previous claims, wherein the ligand is an oleyl amine.
The method of any one of the previous claims, wherein the nanocrystals are CuInSe2 or Cu(In,Ga)Se2 nanocrystals capped with oleylamine capping ligands.
The method of any one of the previous claims, wherein the ligand is a metal chalcogenide complex or chalcogenidometallate cluster.
The method of any one of the previous claims, wherein the nanocrystals are CuInSe2 or Cu(In,Ga)Se2 nanocrystals having chalcogenidometallate cluster ligands.
The method of any one of the previous claims, wherein the substrate is selected from the group consisting of glass, metal-coated glass, polymer material, metal-coated polymers, metal, metal alloy, quartz, paper, nanowires, and nanotubes.
The method of any one of the previous claims, wherein the substrate is selected from the group consisting of Mo-coated glass, Au-coated glass, Ni-coated glass, indium tin oxide-coated glass, Mo-coated polyethylene terephthalate, Au-coated polyethylene terephthalate, Ni-coated polyethylene terephthalate, and indium tin oxide-coated polyethylene terephthalate.
The method of any one of the previous claims, wherein the substrate is Mo/MoSe2 bilayer-coated glass.
The method of any one of the previous claims, wherein depositing the nanocrystals onto the substrate is by spray casting, spin coating, gravure, or flexographic printing.
The method of any one of the previous claims, wherein the light source is a flash lamp.
The method of any one of the previous claims, wherein the light source is a broad band light source.
The method of any one of the previous claims, wherein the pulse is under 1 s.
The method of any one of the previous claims, wherein the pulse is from about 100 to about 350 μs.
The method of any one of the previous claims, wherein the pulse is from about 1.0 to about 7.1 J/cm2.
The method of any one of the previous claims, wherein the layer is not sintered and is substantially free of the ligand.
The method of any one of the previous claims, wherein the layer is sintered and substantially free of the ligand.
A layer of CuInSe2 nanocrystals having a Raman spectrum characterized by an A1 mode at about 180 cm−1 and a band of modes from about 200 to about 275cm−1 that has less intensity than a band of modes from about 200 to about 275 cm−1 from CuInSe2 nanocrystals having oleyl amine ligands.
