Abstract
An (Al,Ga,In)N-based light emitting diode (LED), comprising a p-type surface of the LED bonded with a transparent submount material to increase light extraction at the p-type surface, wherein the LED is a substrateless membrane.
Claims28
A device structure, comprising:
- a transparent submount or substrate;
- and
- a light emitting diode (LED) structure attached to the transparent submount or substrate at a first side of the LED structure, wherein:
- a second side of the LED structure is roughened to scatter light emitted by the LED structure,
- a first portion of the light exits from the LED structure through the transparent submount or substrate, and
- a second portion of the light exits from the LED structure through the second side.
The device structure of claim 6, wherein the LED structure includes an indium containing light emitting active layer or a light emitting active layer including InGaN.
The device structure of claim 6, wherein the LED structure emits the light that is blue light or the light having a peak intensity in a blue wavelength range.
The device structure of claim 9, wherein the first side includes a p-type surface of the LED structure.
The device structure of claim 10, wherein the LED structure comprises a transparent p-type electrode and the p-type surface is a surface of the transparent p-type electrode.
The device structure of claim 10, wherein the second side includes an n-type surface of the III-nitride LED.
The device structure of claim 13, wherein the second side includes an n-type surface of the LED structure.
A method of fabricating a device structure, comprising:
- attaching a light emitting diode (LED) structure to a transparent submount or substrate at a first side of the LED structure, wherein:
- a second side of the LED structure is roughened to scatter light emitted by the LED structure,
- a first portion of the light exits from the LED structure through the transparent submount or substrate, and
- a second portion of the light exits from the LED structure through the second side.
A device structure, comprising:
- a transparent submount or substrate;
- and
- a light emitting diode (LED) structure attached to the transparent submount or substrate at a first side of the LED structure, wherein:
- the LED structure is a III-nitride LED structure,
- a first portion of light emitted by the LED structure exits from the LED structure through the transparent submount or substrate, and
- a second portion of the light exits from the LED structure through a second side of the LED structure opposite the first side.
