Abstract
A memory device including a memory cell array having multiple memory cells, multiple page buffers connected to the memory cells, and an enable control circuit configured to divide the page buffers into P groups, sequentially enable L groups among the P groups during an entry interval of an operation mode, and adjust a length of the entry interval of the operation mode based on a value of L, wherein P is a natural number greater than or equal to 2, and L is a natural number greater than or equal to 1 and less than or equal to P.
Claims11
A memory device comprising:
- a memory cell array including multiple memory cells;
- multiple page buffers connected to the memory cells;
- and
- an enable control circuit configured to divide the page buffers into P groups of page buffers,
- sequentially enable L groups of page buffers among the P groups of page buffers during an entry interval of an operation mode for accessing the memory cell array, and
- adjust a length of the entry interval of the operation mode based on a size of data accessed by the memory cell array according to a value of L,
- wherein P is a natural number greater than or equal to 2, and L is a natural number greater than or equal to 1 and less than or equal to P.
An operating method of a memory device comprising multiple page buffers that are connected to multiple memory cells, the operating method comprising:
- dividing the page buffers into P groups of page buffers;
- sequentially enabling L groups of page buffers among the P groups of page buffers during an entry interval of an operation mode for accessing the multiple memory cells;
- and
- adjusting a length of the entry interval of the operation mode based on a size of data accessed by the multiple memory cells according to a value of L,
- wherein P is a natural number greater than or equal to 2, and L is a natural number greater than or equal to 1 and less than or equal to P.
