Semiconductor device packages with improved thermal management and related methods

A method of making a semiconductor device package, comprising:

• attaching a stack of semiconductor dice to a substrate, the stack of semiconductor dice comprising vias extending through each semiconductor die of the stack for electrically interconnecting the semiconductor dice in the stack to one another and to the substrate;
• positioning another semiconductor die on a side of the stack of semiconductor dice opposing the substrate and electrically connecting the other semiconductor die to the first semiconductor die, the other semiconductor die being a heat-generating component configured to generate more heat than each semiconductor die of the stack of semiconductor dice;
• forming a direct electrical connection between the substrate and the other semiconductor die in electrical isolation from integrated circuitry of the semiconductor dice of the stack utilizing electrical connectors located laterally adjacent to the vias;
• placing a heat sink on a side of the other semiconductor die opposing the substrate and a thermal interface material between the other semiconductor die and the heat sink;
• and
• placing a passivation material between the other semiconductor die and the thermal interface material.
