Abstract
Material and antireflection structure designs and methods of manufacturing are provided that produce efficient photovoltaic power conversion from single- and multijunction devices. Materials of different energy gap are combined in the depletion region of at least one of the semiconductor junctions. Higher energy gap layers are positioned to reduce the diode dark current and enhance the operating voltage by suppressing both carrier injections across the junction and recombination rates within the junction. Step-graded antireflection structures are placed above the active region of the device in order to increase the photocurrent.
Claims11
A III-V multijunction solar cell device comprising at least one subcell, the at least one subcell comprising:
- a first n-type emitter;
- a first barrier layer disposed adjacent to the first emitter;
- a first extended heterojunction layer disposed adjacent to the first barrier layer and disposed completely within a first depletion region, the first extended heterojunction layer being compositionally graded;
- and
- a first p-type base disposed adjacent to the first extended heterojunction layer, thereby forming a PIN junction with the first extended heterojunction layer that is disposed in the first depletion region, such that the first emitter, the first barrier layer, and the first extended heterojunction layer have a higher energy gap than the first base.
A III-V multijunction solar cell device, comprising:
- a first subcell, comprising:
- a first n-type emitter,
- a first barrier layer disposed adjacent to the first emitter, the first barrier layer comprising a first barrier layer material,
- a first extended heterojunction layer comprising a first extended heterojunction layer material and being disposed adjacent to the first barrier layer and disposed completely within a first depletion region, and
- a first p-type base disposed adjacent to the first extended heterojunction layer, such that the first emitter and the first barrier layer each have a higher energy gap than the first base;
- a second subcell, comprising:
- a second n-type emitter,
- a second barrier layer disposed adjacent to the second emitter, the second barrier layer comprising a second barrier layer material that is different than the first barrier layer material,
- a second extended heterojunction layer comprising a second extended heterojunction layer material different from the first extended heterojunction layer material and being disposed adjacent to the second barrier layer and disposed completely within a second depletion region, and
- a second p-type base disposed adjacent to the second extended heterojunction layer, such that the second emitter and the second barrier layer each have a higher energy gap than the second base;
- and
- a first tunnel junction disposed between the first subcell and the second subcell.
