## Abstract

A blazed grating is disclosed as well as mode hop-free tunable lasers and a process for fabricating gratings of this type. The grating lies in a general plane and includes a plurality of elongate beams carrying mutually parallel respective reflection surfaces spaced apart from one another with a predefined pitch, each of these reflection surfaces having a normal direction inclined at a grating angle α to the normal direction of the general plane. The grating includes a plurality of resilient suspension arms connected to the beams and intended to be fastened to a grating support. A first pair of comb electrodes is provided for applying a mechanical force to this assembly, being placed on a first side of the grating, along an axis transverse to the beams, and designed so as to allow the pitch of the grating to be modified in response to the application of the mechanical force.

## Claims

### Claim 1

A process for fabricating a blazed grating of the microfabricated type from an SOI substrate comprising a silicon lower layer surmounted by a silicon oxide buried layer, itself surmounted by a silicon upper layer, comprising the steps of:
a) carrying out a dry etching down to said silicon oxide layer through a first photolithography operation in order to define a first protective mask before the silicon upper layer is dry-etched down to the silicon oxide layer in order to form trenches defining parallel beams and arms connecting said beams in pairs;
b) defining a second protective mask;
c) carrying out a lithography operation so as to obtain an asymmetric protection of only one of the two sides of each of said beams along a direction perpendicular to the beam direction;
d) carrying out a chemical or plasma etching so as to remove said second protective mask;
e) carrying out an anisotropic chemical etching of said silicon upper layer in order to form an inclined reflection surface on each of said beams; and
f) carrying out an acid etch in order to remove at least the silicon oxide portions located beneath said beams and beneath said arms, with the exception of predefined anchoring zones, and to form a suspended grating.

### Claim 2 (depends on 1)

The process according to claim 1, characterized in that said dry etching is implemented by deep reactive ion etching.

### Claim 3 (depends on 2)

The process according to claim 2, characterized in that step b) comprises the following sub-steps:
b1) removing said first protective mask,
b2) carrying out a surface thermal oxidation of the silicon upper layer,
b3) depositing a protective resist on the silicon oxide surface layer and down to the bottom of the trenches.

### Claim 4 (depends on 1)

The process according to claim 1, characterized in that step b) comprises the following sub-steps:
b1) removing said first protective mask,
b2) carrying out a surface thermal oxidation of the silicon upper layer,
b3) depositing a protective resist on the silicon oxide surface layer and down to the bottom of the trenches.

### Claim 5 (depends on 1)

The process according to claim 1, characterized in that step c) is carried out by irradiating said second protective mask at a non-zero angle of incidence to the normal direction of the upper surface of the substrate.

### Claim 6 (depends on 1)

The process according to claim 1, characterized in that step e) is carried out by a basic etching.

### Claim 7 (depends on 1)

The process according to claim 1, characterized in that said second protective mask is designed so as also to allow the formation of comb electrodes in said silicon upper layer, these electrodes being fastened to two end beams.

### Claim 8 (depends on 1)

A blazed grating obtained by the process of claim 1, characterized in that said reflection surfaces are parallel to the {111} crystallographic planes of silicon.
