Abstract
An inverted variable resistance memory cell and a method of fabricating the same. The memory cell is fabricated by forming an opening in an insulating layer deposited over a semiconductor substrate, etching the top portion of the opening to have a substantially hemispherical-shape, forming a metal layer in the opening, and overlying a variable resistance material over the metal layer.
Claims15
A phase change memory cell, comprising:
- a first insulating layer having an opening, the opening having a top portion and a bottom portion, wherein the top portion of the opening in the first insulating layer is substantially hemispherical;
- a first conductive layer formed over the opening, the first conductive layer having substantially uniform thickness along sidewalls of the top portion and substantially filling the bottom portion;
- and
- a phase change material layer formed over the first conductive layer and within the top portion of the opening.
