Substrate processing system, substrate processing method, sealed container storing apparatus, program for implementing the substrate processing method, and storage medium storing the program

A non-transitory computer-readable storage medium storing a program for causing a computer to implement a substrate processing method in a substrate processing system, the substrate processing system comprising a substrate processing apparatus that subjects substrates to plasma processing in a cleaned atmosphere, a sealed station unit that has a cleaned atmosphere therein, a mounting stage on which a sealed container housing a plurality of substrates is mounted, and a sealed container storing apparatus that has a first sealed container storage portion storing a sealed container housing a plurality of substrates that have not been subjected to the plasma processing, and a second sealed container storage portion storing a sealed container housing a plurality of substrates that have been subjected to the plasma processing, the method comprising:

• a first sealed container storage step of storing in the first sealed container storage portion a sealed container housing a plurality of substrates that have not been subjected to the plasma processing;
• a first sealed container moving step of moving the stored sealed container housing the plurality of substrates that have not been subjected to the plasma processing from the first sealed container storage portion so as to be mounted onto the mounting stage;
• a substrate removal step of removing at the same time the plurality of substrates from the moved sealed container mounted on the mounting stage;
• a first substrate transferring step of transferring the plurality of substrates into a cassette chamber via the sealed station unit;
• a substrate processing step of subjecting the plurality of substrates that have been transferred into the cassette chamber to the plasma processing by removing each substrate one at a time and transferring each substrate into and out of the substrate processing apparatus;
• a second substrate transferring step of transferring the plurality of substrates that have been subjected to the plasma processing out of the cassette chamber via the sealed station unit;
• a substrate housing step of housing at the same time the plurality of substrates that have been subjected to the plasma processing in the sealed container;
• a second sealed container moving step of moving the sealed container housing the plurality of substrates that have been subjected to the plasma processing from the mounting stage to the second sealed container storage portion;
• and
• a second sealed container storage step of storing in the second sealed container storage portion the moved sealed container housing the plurality of substrates that have been subjected to the plasma processing.
