Abstract
A method for forming a self-aligned contact between two MOS transistors is described. The method supports the use of low-resistivity suicides for the formation of contacts in nanometer applications that employ polycide techniques. Silicon nitride and photoresist material act as dual masks in the formation of the self-aligned contact.

A semiconductor element comprising:
- first and second gate structures with a space between them over a surface of a substrate;
- a first cap of first material over and contacting an upper surface of the first gate structure;
- a second cap of first material over and contacting an upper surface of the second gate structure, the caps being separated from each other and extending over the space more near the upper surfaces than near the substrate;
- a layer of second material above the first cap wherein the layer contacts the first cap;
- a layer of second material above the second cap, the layers extending over a portion of the first and second caps such that a space between the layers is greater than the space between the first and second caps and such that a portion of each of the first and second caps beneath the space between the layers is not overlain by the layers of second material, the first material and the second material are different materials;
- and
- a contact electrically connecting the substrate, wherein the first and second caps extend over the first and second gate structures and touch the contact.

A semiconductor element comprising:
- first and second gate structures over a substrate separated by a region;
- first layers of first material at a first level above and contacting the first and second gate structures, the first layers being separated by a lateral distance smaller than a lateral dimension of the region, the first layers further extending over the region more near the upper surfaces than near the substrate;
- second layers of second material at a second level above the first and second gate structures, the second layers being separated by a distance not less than the lateral distance, wherein the second layers contact the first layers, the first material and the second material are different materials;
- and
- a contact electrically connecting the substrate, wherein the first layers extend over the first and second gate structures respectively and touch the contact.

A pair of metal oxide semiconductor field effect transistors with a contact between them, comprising:
- a substrate including a semiconductor material capable of forming a field effect channel;
- a dielectric layer overlying at least part of the substrate wherein the contact extends through the dielectric layer and electrically connects the substrate;
- a pair of polysilicon gates disposed over the dielectric layer;
- oxide material disposed between the polysilicon gates so that the contact extends through the oxide material between the polysilicon gates;
- salicide contacts formed on the polysilicon gates and separated by the oxide material wherein the contact extends both through the oxide material and between the salicide contacts;
- and
- first layers of first material formed on and contacting the salicide contacts, wherein the contact touches the first layers and the first layer extends over the salicide contact, polysilicon gate and the oxide material.
