Abstract
Methods of removing metal contaminants from a component for a plasma processing apparatus are provided. The method includes cleaning a surface of the component with a cleaning liquid that includes at least one acid selected from oxalic acid, formic acid, acetic acid, citric acid, and mixtures thereof.
Claims6
A method of removing metal contaminants from a component for a plasma processing apparatus, comprising:
- mechanically polishing at least one surface of the component, wherein the mechanically polished surface has an arithmetical mean roughness Ra of about 5-30 microinches, wherein the mechanical polishing comprises (i) mechanically polishing at least one plasma-exposed surface to a first surface morphology, and (ii) mechanically polishing at least one vacuum sealing surface of the component to a second surface morphology different from the first surface morphology;
- and
- cleaning a surface of the component with a cleaning liquid comprising at least one acid selected from the group consisting of oxalic acid, formic acid, acetic acid, citric acid, and mixtures thereof to remove metal contaminants from the surface;
- wherein the component is selected from the group consisting of a gas injector, dielectric window, electrode, view port, edge ring, focus ring, and confinement ring.
