Abstract
A polishing apparatus for polishing a substrate comprises a polishing table having a polishing surface, and a substrate holding apparatus for holding a substrate to be polished and pressing the substrate against the polishing surface. The substrate holding apparatus comprises a vertically movable top ring body for holding a substrate, and a fluid supply source for supplying a fluid under a positive pressure or a negative pressure to a hermetically sealed chamber which is defined in the top ring body so as to control pressure under which the substrate is pressed against the polishing surface. The substrate holding apparatus further comprises a measuring device disposed in a fluid passage interconnecting the hermetically sealed chamber and the fluid supply source for measuring a flow rate of the fluid in the fluid passage.
Claims11
A dressing apparatus for dressing a polishing surface of a polishing table for polishing a surface of a substrate, said dressing apparatus comprising:
- a dresser body;
- a dresser plate disposed vertically movably with respect to said dresser body;
- a dressing member supported by said dresser plate;
- a hermetically sealed chamber between said dresser body and said dresser plate, at least part of said hermetically sealed chamber being defined by an elastic membrane;
- a fluid supply source for supplying a fluid under a positive pressure or a negative pressure to said hermetically sealed chamber to control a dressing load;
- a fluid passage interconnecting said hermetically sealed chamber and said fluid supply source;
- and
- a measuring device in said fluid passage for measuring a flow rate in said fluid passage so as to detect a leakage of fluid from said hermetically sealed chamber.
A polishing apparatus for polishing a substrate, said polishing apparatus comprising:
- a polishing table having a polishing surface;
- a substrate holding apparatus for holding a substrate to be polished and pressing the substrate against said polishing surface;
- and
- a dressing apparatus for dressing said polishing surface, said dressing apparatus including
- (i) a dresser body,
- (ii) a dresser plate disposed vertically movably with respect to said dresser body,
- (iii) a dressing member supported by said dresser plate,
- (iv) a hermetically sealed chamber between said dresser body and said dresser plate, at least part of said hermetically sealed chamber being defined by an elastic membrane,
- (v) a fluid supply source for supplying a fluid under a positive pressure or a negative pressure to said hermetically sealed chamber to control a dressing load,
- (vi) a fluid passage interconnecting said hermetically sealed chamber and said fluid supply source, and
- (vii) a measuring device in said fluid passage for measuring a flow rate in said fluid passage so as to detect a leakage of fluid from said hermetically sealed chamber.
A method of using a dresser to dress a polishing surface of a polishing table for polishing a surface of a substrate, comprising:
- supplying a fluids under a positive pressure or a negative pressure, through a fluid passage to a hermetically sealed chamber defined in said dresser so as to control a dressing load applied to
- measuring a flow rate of said fluid in said fluid passage;
- and using the flow rate as measured to determine whether fluid is leaking from said hermetically sealed chamber.
