Abstract
An anti-reflection layer and method of manufacture. A silicon substrate has a conductive layer formed thereon. Plasma-enhanced chemical vapor deposition is performed to form a graded silicon oxynitride layer over the conductive layer. During silicon oxynitride deposition, concentration of one of the reactive gases nitrous oxide is gradually reduced so that the graded silicon oxynitride layer is oxygen-rich near bottom but nitrogen-rich near the top.
Claims6
A method of forming anti-reflection layer, comprising the steps of:
- conducting plasma-enhanced chemical vapor deposition in a reaction chamber using silane, ammonia and nitrous oxide as reactive gases to form an oxygen-rich silicon oxynitride layer;
- conducting plasma-enhanced chemical vapor deposition but gradually reducing a flow rate of the nitrous oxide while maintaining flow rates of silane and ammonia at a constant value to form a stack of silicon oxynitride above the oxygen-rich silicon oxynitride layer;
- and
- conducting plasma-enhanced chemical vapor deposition without any nitrous oxide while maintaining the flow rates of silane and ammonia at a constant value to form a nitrogen-rich silicon oxynitride above the stack of silicon oxynitride layers.
A method of transferring a pattern to a semiconductor substrate, comprising the steps of:
- providing a substrate;
- forming a material layer over the substrate, wherein the material layer is highly reflective;
- forming a graded silicon oxynitride layer over the material layer by conducting a plasma-enhanced chemical vapor deposition, wherein the step of forming the graded silicon oxynitride layer includes the substeps of:
- conducting plasma-enhanced chemical vapor deposition in a reaction chamber using silane, ammonia and nitrous oxide as reactive gases to form an oxygen-rich silicon oxynitride layer;
- conducting plasma-enhanced chemical vapor deposition but gradually reducing a flow rate of the nitrous oxide while maintaining flow rates of silane and ammonia at a constant value to form a stack of silicon oxynitride over the oxygen-rich silicon oxynitride layer;
- and
- conducting plasma-enhanced chemical vapor deposition without any nitrous oxide while maintaining the flow rates of silane and ammonia at a constant value to form a nitrogen-rich silicon oxynitride over the stack of silicon oxynitride layers;
- forming a photoresist layer over the graded silicon oxynitride layer;
- and
- performing a photolithographic process to transfer a pattern on a photomask to the photoresist layer.
