A method for manufacturing a semiconductor device in which metal with high melting point is accumulated on a surface of a silicon substrate formed with a polysilicon gate electrode of a semiconductor element to form a metallic film which is constitutive of metal with high melting point, thereafter the silicon substrate is heat treated to form a metal silicide layer which is constitutive of metal with high melting point at an interface layer with said metallic film which is constitutive of metal with high melting point, comprising:
- accumulating, by sputtering using a magnetron sputtering apparatus, said metallic film which is constitutive of metal with high melting point,
- wherein, during the sputtering step, an electrical load Q reaching to said polysilicon gate electrode is less than 5 C/cm2.
