Abstract
A semiconductor optical element having a layer which exhibits a function of diffraction grating between a first cladding layer and a second cladding layer, wherein the layer which exhibits the function of diffraction grating consists of a superlattice layer in which crystal layers are periodically mixed to constitute a semiconductor grating layer.
Claims15
A semiconductor optical element comprising:
- a first cladding layer;
- a second cladding layer;
- and
- a semiconductor layer having a diffraction grating function located intermediate said first and second cladding layers and comprising alternating first and second zones differing in indices of refraction, said first zone comprising a semiconductor superlattice and said second zone comprising a damaged superlattice.
