Integrated circuit package

The combination comprising:

• a first and a second integrated circuit chip, each chip having an active face and a back face, a plurality of input/output terminals on the active face of each of said integrated circuit chips;
• a first and a second set of flexible beam leads, each lead having an inner and an outer lead bonding site, said inner lead bonding sites of the first set of leads being bonded respectively to an input/output terminal on the first integrated circuit chip, and the inner lead bonding sites of the second set of leads being bonded respectively to the input/output terminals on the second integrated circuit chip;
• a substrate having a top surface, a chip site formed on said surface and a first and second set of outer lead pads associated with the chip site formed on said top surface;
• a first and a second electrically insulating plastic preform each comprised of a plastic-coated mesh, said first preform being positioned on the chip site and substantially covering said site;
• said first chip being mounted on said first preform so that its active face and the portions of the leads proximate the input/output terminals of the first chip are encapsulated in the plastic of said preform;
• said outer lead bonding sites of the first set of leads being bonded respectively to the first set of outer lead pads, each of the first set of leads being under compression with the portion of the leads between the outer lead pads and the portion encapsulated in the plastic of the preform being curved away from the top surface of the substrate;
• said second plastic preform being positioned on the back surface of the first integrated circuit chip;
• and
• said second integrated circuit chip being mounted on said second preform with its active face and the portions of the second set of leads proximate the input/output terminals of said second chip being encapsulated in the plastic of the second preform, the outer lead bonding sites of the second set of leads being bonded respectively to the second set of associated outer lead pads, said leads being under compression and being bent away from the top surface of the substrate.

A hybrid package comprising:

• a substrate having a top surface, a plurality of chip pads formed on said top surface and a plurality of outer lead pads associated with each chip pad;
• a plurality of integrated circuit chips, each chip having an active face having outer edges, a back face and a plurality of input/output terminals on the active face;
• a plurality of lead frames, each lead frame including a plurality of flexible beam leads, each lead of each lead frame having an inner and an outer lead bonding site, the inner lead bonding site of each lead frame being bonded respectively to an input/output terminal of an integrated circuit chip;
• a plurality of preforms comprised of a segment of fiber glass web coated with an electrically insulated thermally conductive thermosetting plastic, each of said preforms being positioned on a chip pad and substantially covering the chip pad on which it is positioned;
• an integrated circuit chip mounted on each preform with its active face and the portions of the leads proximate the input/output terminals of the chip being encapsulated in the plastic of its respective preform, said plastic also being located between the leads and the outer edges of the active face of each of the chips;
• and
• the outer lead bonding sites of the leads being thermocompressively bonded respectively to the input/output pads associated with each chip pad on which an integrated circuit chip is mounted to place the leads under compression.
