Semiconductor device, operating method thereof, and in-memory computing apparatus

A method of operating a semiconductor device, comprising:

• performing a first program operation on a memory cell coupled with a first word line;
• after performing the first program operation, performing a first read operation to obtain a first current passing through a single memory string of memory strings;
• and
• performing a second program operation on a memory cell coupled with a second word line,
• wherein the semiconductor device comprises:
• a memory cell array comprising a plurality of memory strings, wherein each of the memory strings comprises a plurality of memory cells connected in series;
• and
• a peripheral circuit coupled to the memory cell array through a plurality of word lines and a plurality of bit lines, wherein the plurality of word lines comprise at least one first word line and at least one second word line.

An in-memory computing apparatus, comprising:

• a semiconductor device configured to perform a first calculation on weight information and input data to obtain analog calculation information, and comprising:
• a memory cell array comprising a plurality of memory strings, wherein each of the memory strings comprises a plurality of memory cells connected in series;
• and
• a peripheral circuit coupled to the memory cell array through a plurality of word lines and a plurality of bit lines, wherein the plurality of word lines comprise at least one first word line and at least one second word line, and the peripheral circuit is configured to:
• perform a first program operation on a memory cell coupled with the first word line;
• after performing the first program operation, perform a first read operation to obtain a first current passing through a single memory string of the memory strings;
• and
• perform a second program operation on a memory cell coupled with the second word line;
• and
• a processing circuit coupled to the semiconductor device and configured to determine a calculation result based on the analog calculation information.
