A Transformer-based end-to-end hotspot detection method integrated circuit layouts includes: converting existing integrated circuit layout data into binary image data and storing the converted binary image data, inputting the converted binary image data into a GPU-driven lithography simulator, to obtain a lithographically processed printed image, and performing metric measurement on the post-lithography printed image and original binary image, to obtain positional information of potential hotspots; generating prior lithography information based on the original binary image and the lithographically processed printed image, inputting a trained hotspot detection model into a Transformer-based end-to-end hotspot detector, outputting location information of hotspots, and locating hotspots within the layout. The method is driven by a GPU-accelerated lithography simulator, eliminating the requirement for dataset-dependent hyperparameters, thereby significantly enhancing flexibility and reducing computational resource consumption.
