Provided is a substrate processing apparatus having high drying processing performance and high throughput while making substrate processing exactly the same. A predetermined number of substrates whose posture has been changed into a vertical orientation by an orientation changing mechanism are sequentially immersed in a chemical liquid processing tank and a liquid processing tank, the predetermined number of substrates in the vertical orientation that have been subjected to liquid processing for a predetermined time are sequentially taken out from the chemical liquid processing tank and the liquid processing tank and conveyed to the orientation changing mechanism, the orientation of the predetermined number of substrates in the vertical orientation that have been subjected to the liquid processing is changed into a horizontal orientation by the orientation changing mechanism, and the substrates in the horizontal orientation are subjected to drying processing by a single wafer substrate processing chamber. According to the present invention, the predetermined number of substrates unloaded from a carrier are sequentially conveyed and subjected to liquid processing and drying processing. Since the substrates are sequentially immersed in the liquid processing tank without waiting for a long time before the liquid processing, the processing histories of the substrates are equalized, and a highly reliable substrate processing apparatus can be provided.
A substrate processing apparatus that continuously performs a series of processing while changing an orientation of a substrate, the substrate processing apparatus comprising:
