A Bright Field—Dark Field (BF-DF) metrology device and methodology for the surface scanning of semiconductor and transistor components that implements a positional frame of reference for the acquisition of pixilated and point data. It provides a system of coordinated motion used during the scanning that integrates the precise position of each scan frame. It coordinates the motion of the metrology stage along its scan path with the pulsation of structured light from the rotation of the modulator wheel and the shuttering of the BF and DF line scan cameras. Each pixilated and point data is connected to a positional coordinate (X Y C) from the positional frame of reference. This allows for a plethora of increased efficiencies in reduced scan time, minimized oversampling, and shortened image processing time.
