A method, system, and computer-readable medium for scanning a memory array of an integrated circuit. The memory array is arranged in R rows and C columns. A column of the array is coupled with a scan chain of the integrated circuit as a monolithic unit. The scan chain extends beyond the memory array to include a scannable element of the integrated circuit that is coupled with a scan input SI or a scan output SO of the column. A scan enable signal SE places the integrated circuit in a scan shift mode. Scan bits are shifted along the scan chain by asserting, on respective rows of memory cells of the column, non-overlapping scan word line SWL pulses that clock successive memory cells. Dependent embodiments add a pulse generator, a digital delay line, a column buffer cell, scan multiplexers, a read multiplexer, and a word line multiplexer.
A method of scanning an array of memory cells of an integrated circuit, the array of memory cells arranged in R rows numbered 0 through R−1 and C columns numbered 0 through C−1, a column of the array comprising M memory cells numbered 0 through M−1, a scan chain of the integrated circuit including the column as a monolithic unit, wherein the scan chain further includes a scannable element of the integrated circuit that is external to the array, the scannable element being coupled with a scan input SI of the column or with a scan output SO of the column, the method comprising:
A system comprising:
A non-transitory computer-readable medium storing instructions that, when executed by a processor of a manufacturing test system, configure the manufacturing test system to:
