A substrate transfer apparatus (100) includes a tape removal mechanism (RM) for peeling a first adhesive tape (T1) applied to a wafer (W). The tape removal mechanism (RM) is configured to cause a peeling angle (α) to differ between a time when peeling starts and a time when peeling ends. Specifically, the tape removal mechanism (RM) includes a heat seal (RM5) configured to heat a peeling tape (PT) while pressing the peeling tape (PT) against the first adhesive tape (T1), and a peeling tape collection roller (RM2) configured to collect the peeling tape (PT). The peeling tape (PT) heated by the heat seal (RM5) is welded to the first adhesive tape (T1), and the first adhesive tape (T1) is peeled from the wafer (w) by being pulled by the peeling tape (PT) as the peeling tape (PT) is collected by the peeling tape collection roller (RM2).
A mounter device for applying an adhesive tape to a ring frame and a substrate, or for separating the ring frame and the substrate, both the ring frame and the substrate being adhered to the adhesive tape, the mounter device comprising:
A tape removal device for removing an adhesive tape applied to a substrate, wherein
A substrate transfer apparatus for transferring a substrate on which a first adhesive tape is applied to a holding surface side to a second adhesive tape, the substrate transfer apparatus comprising:
A tape removal method for removing an adhesive tape applied to a substrate, the tape removal method comprising:
A substrate transfer method for transferring a substrate to which a first adhesive tape is applied on a holding surface side to a second adhesive tape, the substrate transfer method comprising:
