Abstract
Implementations disclosed herein provide a two-cavity distributed-feedback (2CDFB) laser device, a two-cavity vertical-cavity surface-emitting laser (2CVCSEL), and a coupled-cavity semiconductor laser. The 2CDFB may include a first cavity and a second cavity separated by an intercavity distributed Bragg reflector (DBR) configured as a frequency-tuning element. The 2CVCSEL may include a first optical cavity and a second optical cavity separated by an intercavity DBR functioning as a frequency-control element. The coupled-cavity semiconductor laser may include a first optical cavity and a second optical cavity separated by a coupling region configured to support at least two longitudinal modes.

A two-cavity distributed-feedback (2CDFB) laser device comprising:
- a first cavity and a second cavity separated by an intercavity distributed Bragg reflector (DBR), said cavities and intercavity DBR configured as an architectural-PPR-frequency-tuning element;
- a first outer DBR and a second outer DBR each configured to define a quality-factor (Q) tuning function;
- the first cavity and the second cavity each having an optical thickness that is approximately an integral multiple of half-waves;
- and
- a pair of resonances separated by a photon-photon resonance (PPR) frequency selected to enhance modulation response.
A two-cavity vertical-cavity surface-emitting laser (2CVCSEL) device, comprising:
- a first optical cavity and a second optical cavity separated by an intercavity DBR, said cavities and intercavity DBR functioning as an architectural-PPR-frequency-tuning element;
- a first outer DBR and a second outer DBR each comprising alternating high- and low-index quarter-wave layers;
- and
- the first cavity and the second cavity each formed of GaAs-based materials and having an optical thickness of approximately an integral multiple of one half wave;
- wherein the 2CVCSEL device supports two longitudinal modes, a first mode and a second mode being separated by a photon-photon resonance (PPR) frequency to enhance modulation bandwidth.
