Abstract
A method for processing a wafer includes receiving the wafer on a wafer holder disposed in a processing chamber including a nozzle, the nozzle disposed over the wafer at a nozzle height. The method further includes rotating the wafer at a first angular velocity, and dispensing a processing solution from the nozzle at a first flow rate over the wafer while rotating the wafer at a varying angular velocity different from the first angular velocity during a processing time. And the method further includes, during the processing time, accelerating the wafer from the first angular velocity.
