A method for preparing a ultra-large-size silicon device with diamond-based heat dissipation includes: cleaning and drying a monocrystalline silicon wafer at room temperature; subjecting the wafer to seeding pretreatment process to deposit diamond nanocrystalline layer, then transferring the wafer into MPCVD equipment; evacuating the chamber, performing hydrogen purging, then performing re-evacuation; subsequently, introducing hydrogen gas and regulating pressure to 5-8 torr to initiate plasma ignition; increasing microwave power to 70-75 kW with rate of 4.5-5.5 kW/min, elevating pressure to 165-180 torr with rate of 10-30 torr/min, and increasing temperature to 900-950° C. with rate of 55-65° C./min; introducing growth gases with predetermined flow rates; upon completion of diamond growth, cooling to room temperature, followed by venting the chamber with nitrogen gas, thereby obtaining the ultra-large-size polycrystalline diamond film, then conducting coating deposition, copper plating, and bonding to obtain a silicon device with excellent heat dissipation performance.
