A method of manufacturing a semiconductor device, including: forming a drift layer at a surface of a semiconductor substrate; forming a plurality of source regions at a surface of the drift layer, both the drift layer and the source regions containing silicon carbide; forming a silicide layer on the source regions; forming a barrier layer containing titanium (Ti) in contact with the silicide layer; and forming a main electrode in contact with the barrier layer. The forming the silicide layer includes: forming a single layer nickel (Ni) film or a two-layer Ni and Ti film; performing a first heat treatment on the film under an inert gas atmosphere, at a temperature between 400 degrees C and 600 degrees C; removing the film unreacted after the first heat treatment; and performing a second heat treatment on the film under the inert gas atmosphere, at a temperature lower than 1000 degrees C.
