Abstract
A memory device includes a group of nonvolatile memory cells each configured to store therein multiple bits, which comprises higher and lower significant bits, the group comprising first and second parts. A control circuit caches the higher significant bits, and controls the memory device to perform a sequence of foggy and fine program operations on the group.
Claims20
A memory system comprising:
- a memory device including a group of nonvolatile memory cells each configured to store therein multiple bits, which comprises higher and lower significant bits, the group comprising first and second parts;
- a cache;
- and
- a control circuit configured to:
- cache the higher significant bits into the cache, and
- control the memory device to perform a sequence of foggy and fine program operations on the group, wherein:
- the foggy program operation is an operation of programming the first part with the higher significant bits to become in a non-readable state and programming the second part with the lower significant bits to become in a readable state, and
- the fine program operation is an operation of programming the group with the multiple bits, which are combination of the higher significant bits from the cache and the lower significant bits from the second part.

An operating method of a memory system, the operating method comprising:
- caching higher significant bits into a cache;
- and
- performing, with multiple bits comprising the higher and lower significant bits, a sequence of foggy and fine program operations on a group of nonvolatile memory cells comprising first and second parts, wherein:
- the foggy program operation is an operation of programming the first part with the higher significant bits to become in a non-readable state and programming the second part with the lower significant bits to become in a readable state, and
- the fine program operation is an operation of programming the group with the multiple bits, which are combination of the higher significant bits from the cache and the lower significant bits from the second part.
