Abstract
There is included a spacer portion including a saturable absorption layer provided between a first electrode, which is a back electrode, and a resonator portion. The spacer portion has a first spacer layer provided on the first side with respect to the saturable absorption layer and a second spacer layer provided on the second side with respect to the saturable absorption layer. Each of the first spacer layer and the second spacer layer is of a first conductivity type.
Claims24
A light emitting device that is a light emitting element, the light emitting device comprising:
- a first reflecting mirror;
- a second reflecting mirror;
- a resonator portion including an active layer provided between the first reflecting mirror and the second reflecting mirror;
- a first electrode provided below the first reflecting mirror;
- a second electrode provided above the resonator portion;
- and
- a spacer portion including a saturable absorption layer provided between the first electrode and the resonator portion,
- wherein the spacer portion has a first spacer layer provided on a first side with respect to the saturable absorption layer and a second spacer layer provided on a second side with respect to the saturable absorption layer, the second side being opposite to the first side,
- wherein each of the first spacer layer and the second spacer layer is of a first conductivity type, and
- wherein the second reflecting mirror is of a second conductivity type that is a conductivity type opposite to the first conductivity type.
