Abstract
Systems and methods for removing impurities from exhaust gases produced by semiconductor processing tools, e.g., such as a wet bench, utilize cooled scrubbing fluids and non-random structured packing materials to achieve and enhance removal of acid or alkaline components in the exhaust gas along with an enhanced removal of volatile organic components in the exhaust gas. Removal efficiencies of the acid or alkaline components of greater than 90% and removal efficiencies of the volatile organic components of greater than 70% are described.

A semiconductor process gas treatment system, comprising:
- a first gas scrubber, the first gas scrubber including:
- an inlet, which in operation, receives an exhaust gas from a semiconductor processing tool;
- an impurity scrubbing unit including a packing material section and a dispenser section, the impurity scrubbing unit in operation, dispenses a scrubbing fluid from the dispenser section to the packing material section, the packing material section including a non-random packing material;
- and
- a thermal energy removal unit including an outlet in fluid communication with the dispenser section and a contact surface, the contact surface in operation, contacts the scrubbing fluid to be delivered to the dispenser section on one side and a coolant on an opposite side.
A system of wet cleaning a gas stream, comprising:
- a housing comprising a gas inlet and a gas outlet defining a flow path of the gas stream;
- a first impurity scrubbing unit in the housing and configured to clean the gas stream with a first scrubbing liquid, the first impurity scrubbing unit including a first structured packing material and arranged in the flow path of the gas stream;
- a second impurity scrubbing unit in the housing and configured to clean the gas stream with a second scrubbing liquid after the gas stream flows through the first impurity scrubbing unit, the second impurity scrubbing unit including a second structured packing material and arranged in the flow path of the gas stream;
- and
- a thermal energy removal unit configured to reduce a temperature of the first scrubbing liquid prior to supplying the first scrubbing liquid to the first impurity scrubbing unit and reduce a temperature of the second scrubbing liquid prior to supplying the second scrubbing liquid to the second impurity scrubbing unit,
- wherein the first structured packing material and the second structured packing material are in the form independently selected from knitted wire structured packing, corrugated monolithic structured packing with finned inlets, corrugated monolithic structured packing without finned inlets and regular lattice structured packing.
A system of wet cleaning a gas stream, comprising:
- a housing comprising a gas inlet, a first gas outlet and a second gas outlet that define a first flow path of the gas stream and a second flow path of the gas stream;
- a first impurity scrubbing unit in the housing and configured to clean the gas stream with a first scrubbing liquid, the first impurity scrubbing unit including a first structured packing material and arranged in the first flow path of the gas stream;
- a second impurity scrubbing unit in the housing and configured to clean the gas stream with a second scrubbing liquid after the gas stream flows through the first impurity scrubbing unit, the second impurity scrubbing unit including a second structured packing material and arranged in the first flow path of the gas stream;
- a thermal energy removal unit configured to reduce a temperature of the first scrubbing liquid prior to supplying the first scrubbing liquid to the first impurity scrubbing unit and reduce a temperature of the second scrubbing liquid prior to supplying the second scrubbing liquid to the second impurity scrubbing unit;
- and
