Abstract
An offset interposer includes a land side including land-side ball-grid array (BGA) and a package-on-package (POP) side including a POP-side BGA. The land-side BGA includes two adjacent, spaced-apart land-side pads, and the POP-side BGA includes two adjacent, spaced-apart POP-side pads that are coupled to the respective two land-side BGA pads through the offset interposer. The land-side BGA is configured to interface with a first-level interconnect. The POP-side BGA is configured to interface with a POP substrate. Each of the two land-side pads has a different footprint than the respective two POP-side pads.
Claims16
A package, comprising:
- an interconnect structure, the interconnect structure having a top side and a bottom side and having an interconnect structure lateral width;
- a first plurality of bumps coupled to the bottom side of the interconnect structure;
- an electronic device having an active surface coupled to the top side of the interconnect structure, the electronic device vertically over a portion of the first plurality of bumps;
- an interposer having a top side and a bottom side, the bottom side of the interposer coupled to the top side of the interconnect structure by a second plurality of bumps, the second plurality of bumps having an inner perimeter, the interposer above the electronic device, the interposer having an interposer lateral width the same as the interconnect structure lateral width, and the second plurality of bumps laterally spaced apart from the electronic device;
- a substrate over the interposer, the substrate coupled to the top side of the interposer by a third plurality of bumps, the third plurality of bumps entirely within the inner perimeter of the second plurality of bumps, and the substrate having a substrate lateral width less than the interconnect structure lateral width;
- and
- a die wire bonded to the substrate, the die vertically over the electronic device.
A method of fabricating a package, the method comprising:
- forming an interconnect structure, the interconnect structure having a top side and a bottom side and having an interconnect structure lateral width;
- forming a first plurality of bumps coupled to the bottom side of the interconnect structure;
- coupling an electronic device having an active surface to the top side of the interconnect structure, the electronic device vertically over a portion of the first plurality of bumps;
- forming an interposer having a top side and a bottom side, the bottom side of the interposer coupled to the top side of the interconnect structure by a second plurality of bumps, the second plurality of bumps having an inner perimeter, the interposer above the electronic device, the interposer having an interposer lateral width the same as the interconnect structure lateral width, and the second plurality of bumps laterally spaced apart from the electronic device;
- forming a substrate over the interposer, the substrate coupled to the top side of the interposer by a third plurality of bumps, the third plurality of bumps entirely within the inner perimeter of the second plurality of bumps, and the substrate having a substrate lateral width less than the interconnect structure lateral width;
- and
- wire bonding a die to the substrate, the die vertically over the electronic device.
