Integrated cmos transmit/receive switch in a radio frequency device

A semiconductor die comprising:

• a receive signal output;
• a distributed active transformer device including a primary winding and a secondary winding, the distributed active transformer device configured to amplify a radio frequency transmit signal received on the primary winding and provide an amplified radio frequency transmit signal on the secondary winding;
• and
• an isolation device controllable in a first mode of operation to allow a radio frequency receive signal to pass from an output of the distributed active transformer device to the receive signal output, and controllable in a second mode of operation to isolate the receive signal output from the output of the distributed active transformer device.

A wireless device comprising:

• an antenna;
• a transceiver;
• a distributed active transformer device between the transceiver and the antenna and including a primary winding and a secondary winding, the distributed active transformer device configured, in a transmit mode, to amplify a radio frequency transmit signal and output an amplified radio frequency transmit signal for transmission via the antenna;
• a receive path extending between the distributed active transformer and the transceiver;
• and
• an isolation device configured, in the transmit mode, to isolate the receive path from the distributed active transformer device, and configured, in the receive mode, to allow for transmission of a receive signal along the receive path from the distributed active transformer device to the transceiver.

A method of operating a radio frequency device, the method comprising:

• providing a radio frequency transmit signal to a primary winding of a distributed active transformer device included on a semiconductor die;
• amplifying the radio frequency transmit signal with the distributed active transformer device to provide an amplified version of the radio frequency transmit signal;
• and
• controlling an isolation device to isolate a receive signal output of the semiconductor die from an output of the distributed active transformer device.
