Abstract
A semiconductor device includes a transistor having a plurality of transistor cells in a semiconductor body. Each transistor cell includes a control terminal and first and second load terminals. The transistor further includes a phase change material exhibiting a solid-solid phase change at a phase transition temperature Tc between 150° C. and 400° C. The control terminals of the plurality of transistor cells are electrically connected to one another.

A semiconductor device, comprising:
- a transistor, including a plurality of transistor cells in a semiconductor body, each transistor cell including a control terminal and first and second load terminals;
- wherein the transistor further includes a phase change material exhibiting a solid-solid phase change at a phase transition temperature Tc between 150° C. and 400° C.;
- and
- wherein the control terminals of the plurality of transistor cells are electrically connected to one another.

- a diode including an anode region at a first surface of a semiconductor body and a cathode region at a second surface of the semiconductor body opposite to the first side;
- an anode terminal electrically coupled to the anode region;
- a cathode terminal electrically coupled to the cathode region;
- and
- a phase change material being a constituent part of the diode between the anode terminal and the cathode terminal.
