Abstract
This invention relates to processes for preparing fluoroalcohol-substituted (meth)acrylate esters. This invention also relates to block copolymers incorporating repeat units derived from fluoroalcohol-substituted (meth)acrylate esters, and photoresists derived therefrom.

A process for the preparation of a fluoroalcohol-substituted (meth)acrylate ester of formula CH2═C(R)CO2CH2C(Rf)2OH, comprising reacting CH2═C(R)CO2H with a fluorinated epoxide 3,
- in the presence of a catalyst, wherein R is H or a C1-C4 alkyl group, and Rf is a fluorinated C1-C10 alkyl group.
