Abstract
The present invention provides a thermostatic bias controller for use with a memory array. The thermostatic bias controller includes a temperature sensing circuit configured to sense a temperature associated with the memory array. The thermostatic bias controller also includes a voltage control circuit coupled to the temperature sensing circuit and configured to provide a bias voltage to at least one back-gate of the memory array based on the temperature.
Claims36
A thermostatic bias controller for use with a memory array, comprising:
- a temperature sensing circuit configured to sense a temperature associated with the memory array;
- and
- a voltage control circuit coupled to the temperature sensing circuit and configured to provide a bias voltage to at least one back-gate of the memory array based on the temperature.
A method of operating a thermostatic bias controller for use with a memory array, comprising:
- sensing a temperature associated with the memory array;
- and
- providing a bias voltage to at least one back-gate of the memory array based on the temperature.
An integrated circuit, comprising:
- a memory array employing at least one back-gate;
- a thermostatic bias controller coupled to the at least one back-gate, including:
- a temperature sensing circuit that senses a temperature associated with the memory array, and
- a voltage control circuit, coupled to the temperature sensing circuit, that provides a bias voltage to the at least one back-gate of the memory array based on the temperature;
- and
- a memory control portion that provides read/write access for the memory array.
