Abstract
An integrated circuit and component is disclosed. In one embodiment, the component is a compensation component, configuring the compensation regions in the drift zone in V-shaped fashion in order to achieve a convergence of the space charge zones from the upper to the lower end of the compensation regions is disclosed.
Claims25
An integrated circuit having a compensation component comprising:
- a first electrode;
- a second electrode;
- and
- a compensation region between the first electrode and the second electrode, the compensation region having a tapering cross-sectional area in a direction from the first electrode to the second electrode.
A component comprising:
- a semiconductor body of a first conduction type, having a first main surface and a second main surface opposite the first main surface;
- a first electrode arranged on the first main surface;
- a second electrode arranged on the second main surface;
- a first zone of the first conduction type;
- a body zone adjoining the first electrode of a second conduction type;
- a drift zone of the first conduction type that lies between the first zone and the body zone;
- and
- at least one compensation region located in the drift zone configured continuously in pillar-type fashion and extends with its longitudinal direction parallel to a connecting direction between the first and the second electrode, wherein the compensation region has a tapering cross-sectional area in the direction toward the second electrode.
The component as claimed in claim 11, comprising:
- wherein a thickness of the pedestal region in a direction between the first and the second electrode is at least 2 μm.
A lateral component comprising:
- a semiconductor body, in which there extend between at least one first electrode for a first zone of the first conduction type and a second electrode—which is arranged at a distance from the first electrode—for a second zone a body zone—which adjoins the first electrode—of the second conduction type, which is opposite to the first conduction type;
- a drift zone of the first conduction type, which drift zone lies between the body zone and the second zone and is weakly doped in comparison with the first and the second zone, there being situated in a manner adjoining the body zone in the drift zone at least one compensation region of the second conduction type which has a tapering cross-sectional area in the direction toward the second electrode, wherein the compensation region extends in the drift zone proceeding from the zone of the second conduction type toward the second zone only to an extent such that a pedestal region of the drift zone remains before the second zone and in a manner adjoining the latter between the end of the compensation region and the second zone.
A vertical component comprising:
- a semiconductor body of a first conduction type, in which a drift zone of the first conduction type extends below a body zone of a second conduction type, which is opposite to the first conduction type;
- and
- there being situated below the body zone in the drift zone at least one compensation region of the second conduction type which has a tapering cross-sectional area.
A compensation component comprising:
- a compensation region located in a drift zone, configured in V-shaped fashion in order to achieve a convergence of space charge zones from a first end to a second end of the compensation region.
An integrated circuit having a compensation component comprising:
- a first electrode;
- a second electrode;
- and
- means for providing a compensation region between the first electrode and the second electrode, the compensation region means having a tapering cross-sectional area in a direction from the first electrode to the second electrode.
