Abstract
A method for producing, on an SiC substrate, SiC homoepitaxial layers of the same polytype as the substrate. The layers are grown on a surface of the SiC substrate, wherein the surface is inclined relative to the (0001) basal plane at an angle higher than 0.1 degree but less than 1 degree. An homoepitaxial growth is started by forming a boundary layer with a thickness up to 1 μm.
Claims15
A gas turbine plant, comprising:
- a compressor, a turbine and a reactor for heating air, in which air is compressed in the compressor and together with a fuel is delivered to the reactor in order to maintain combustion, and in which the air heated in the reactor drives the turbine, wherein control of a load of the turbine comprises controlling an inlet temperature to the turbine by mixing hot air from the reactor with air from the compressor by means of a regulating valve arranged between an outlet of the compressor and the inlet of the turbine.
A method of controlling the load in a gas turbine plant, comprising:
- air is compressed in a compressor,
- the compressed air is led through an air circuit in a reactor which comprises an MCM membrane,
- a fuel is delivered to a burner in a sweep circuit in the reactor where a hot gas is formed by a combustion in the burner,
- the hot gas is made to give off heat to the air in the air circuit via a heat exchanger in the reactor,
- in the reactor the hot gas is enriched with oxygen which is transported to the sweep circuit from the air in the air circuit via the membrane,
- the air heated in the reactor is led off to an inlet of a gas turbine in order to drive the gas turbine,
- controlling a load in the plant by controlling a regulating valve, which allows air direct from the outlet of the compressor to be mixed with hot air from the reactor, so that the temperature of the air to the inlet of the gas turbine can be controlled as a function of the load uptake from the gas turbine.
