Abstract
The present disclosure relates to a substrate processing apparatus, and more specifically, to a substrate processing apparatus capable of blocking the introduction of external air and external particles into a chamber by forming an air curtain at a loading/unloading part when the chamber is open. The substrate processing apparatus of the present disclosure includes a chamber in which a space is formed, and a fluid injection part configured to inject a fluid from an outer side of a substrate loading/unloading part of the chamber through which a substrate is loaded and unloaded.
Claims16
A substrate processing apparatus comprising:
- a chamber,
- wherein the chamber comprises a first housing constituting an upper portion of the chamber, a second housing constituting a lower portion of the chamber, a first flange connected along the perimeter of the first housing, and a second flange connected along the perimeter of the second housing,
- wherein the chamber is formed by coupling of the first housing and the second housing and the first flange and the second flange are coupled when the first housing and the second housing is coupled,
- wherein the first flange comprises a first top surface, a first bottom surface, and a first outer side surface, and the second flange comprises a second top surface, a second bottom surface, and a second outer side surface, such that when the first flange and the second flange are coupled the first bottom surface of the first flange and the second top surface of the second flange are in direct contact against each other to close the chamber;
- a loading/unloading zone formed between the first housing and the second housing when the first housing and the second housing are separated, wherein a substrate is loaded and unloaded through the loading/unloading zone;
- and
- a fluid injection part directly attached to the first outer side surface or the second outer side surface such that the fluid injection part is configured to inject a fluid downward or upward, respectively, along the loading/unloading zone, wherein the first flange and the second flange extend in parallel in a first horizontal direction from the first housing and the second housing, respectively, and the fluid injection part is located on the first outer side extending past an outermost portion of the first flange in the first horizontal direction and an outermost portion of the second flange in the first horizontal direction or the fluid injection part is located on the second outer side extending past the outermost portion of the second flange in the first horizontal direction and the outermost portion of the first flange in the first horizontal direction.
